FS03MR12A6MA1BBPSA1 is a HybridPACK™ Drive module with CoolSiC™ automotive MOSFET. It is designed for demanding applications such as automotive applications, hybrid electrical vehicles (H)EV, motor drives and commercial agriculture vehicles.
- VDSS 1200V for high-voltage applications
- Nominal drain current ID 400A
- Silicon Carbide (SiC) semiconductor for high efficiency
- Low RDS(on) minimizes conduction losses, low switching losses for faster operation
- 4.2kV DC 1sec insulation
- Low gate charge (Qg) and Crss for efficient switching
- Low inductive design less than 10nH reduces overshoot
- Operating junction temperature up to 150°C
- Compact, high-power-density design with direct-cooled PinFin base plate
- Integrated NTC sensor, PressFIT contacts
